Recently, Inventchip Technology (IVCT), a leading Chinese provider of silicon carbide (SiC) power devices and IC solutions, has developed the first batch of 3rd-generation 1200V SiC 35mΩ MOSFET products. These products have won orders from multiple key customers due to their excellent performance and quality, with nearly 2 million pieces mass-produced and delivered, offering efficient and reliable solutions for application systems.
About the 1200V 35mΩ SiC MOSFET Product
IVCT's 1200V 35mΩ SiC MOSFET is an important product series developed based on the 3rd-generation SiC MOSFET process platform. It has four models, all designed and tested in accordance with the automotive-grade reliability standard (AEC-Q101). The product features low loss, high reliability, and high-frequency switching. Its recommended driving voltage is 18V, and it is compatible with 15V. Notably, the on-resistance (Ron) of this product series has a low temperature coefficient, enabling it to maintain a low on-resistance even under high-temperature conditions and ensuring the efficient operation of application systems. Among them, the first two mass-produced products are the TO247-4 through-hole package (IV3Q12035T4Z) and the TO263-7 surface-mount package (IV3Q12035D7Z). They have passed the strict AEC-Q101 certification and have further collaborated with some well-known photovoltaic and charging pile customers to complete system-level testing and verification, entering the stage of mass delivery.
To meet the needs of different applications, the product series has developed four package parts, including not only the mature TO247-4 and TO263-7 packages but also the TO247-4Slim package with lower parasitic parameters and the TC3Pak package supporting top-side cooling. All the above four packages are equipped with Kelvin source pins, which can decouple the drive and power circuits and reduce switching losses.
